Chief Expert of Mitsubishi Electric Corporation Title:Innovative Technologies of Power Semiconductor Chips and Modules

Abstract:Mitsubishi Electric Corporation develops and manufactures a variety of power semiconductor devices, contributing to the realization of a decarbonized society. Its applications extend beyond automotive and industrial applications, from consumer electronics to renewable energy, railways and power transmission & distribution. This lecture first introduces the structure and advanced electrical characteristics of Mitsubishi Electric's 8th generation IGBT chips and 3rd generation RC-IGBT chips. The latest technology enables further improvement of switching losses and heat dissipation performance. Next, this lecture will discuss the structure and electrical characteristics of the latest generation of planar and trench SiC-MOSFETs, with a particular focus on their switching stability and robustness. In addition, we will touch on new process technologies to overcome the degradation of body diodes. Some examples of bare die products for automotive applications will also be introduced. Finally, the latest innovative power modules developed for various application fields and the advanced technologies adopted will be introduced in detail. Biography: Dr. Masayoshi Tarutani received the Ph.D. from the Faculty of Engineering, Osaka University in 1995. He joined Advanced Technology Research and Development Center of Mitsubishi Electric Corporation in 1996, and experienced the development of various semiconductor devices and materials, including DRAM, CNT and SiC etc. In 2011, he started to conduct research and development of power devices at Mitsubishi Electric Power Device Works, where he was successively responsible for launching the SiC wafer production line and the 6th and 7th generation Si-IGBTs. After serving as the department manager of the Wafer Process Technology Department and the Device Development Department, he is currently the chief expert of Mitsubishi Electric Power Device Works, supporting the development of power device technology. |
